垂直腔面发射激光器的模式特性研究

摘要:运用基于格林函数法的解析计算和基于速率方程的数值模拟对垂直腔面发射激光器(Vertical-Cavity Surface-Emitting Lasers, VCSELs)的多横模静态特性进行了研究。考虑电场和载流子密度分布的空间依赖,解析计算得到了横模的稳态解。通过解包含空间模式和注入电流密度分布的线性方程组,得到了横模功率和阈值电流的解析表达式。通过数值求解速率方程对VCSELs的横模进行了模拟,并与解析结果进行了对比分析,结果表明解析计算和数值模拟符合的很好。得到的结论对包含VCSELs的光电子系统设计具有一定意义。

Analytical Calculation and Numerical Simulation of Transverse Mode Characteristics in Vertical-Cavity Surface-Emitting Lasers
Abstract:The transverse mode characteristics in Vertical-Cavity Surface-Emitting Lasers (VCSELs) are presented by analytical calculation and numerical simulation. The steady state solution of a model that takes into account the spatial dependence of the electrical field and the carrier density profiles is calculated. We obtained the power of the transverse modes by solving a linear set of equations involving modal and injected current density profiles. The numerical simulation based on rate equations is performed and the comparison shows good agreements between the analytical and simulation results.
