一维光子晶体提高LED光提取效率的研究

摘要:本文基于改善衬底吸收的影响,大幅度提高LED外量子效率的构想提出了一种一维缺陷光子晶体的设计与实验方法,设计中通过调整缺陷层的材料以及生长厚度来改变反射谱;采用传输矩阵法,模拟计算并仿真了波长为610nm,周期为16时Al0.5Ga0. 5As/AlAs中间带有缺陷层的DBR结构的反射谱和透射谱,并进行了相关实验。结果表明:当入射角大于28 或大于35 时,这种结构的反射率明显增大。从而为提高LED的外量子效率找到了一种有效的方法。

The Extraction Efficiency Enhancement of LED using 1-D Photonic Crystal*
Abstract:Based on the improvement of the effect of substrate absorption and the greatly enhancement of extraction efficiency of LED, a 1 dimensional defect photon crystal is proposed and experimentized, the reflection spectrum can be changed by monitoring the material of defece layer and growth thickness. Using transmission matrix, the reflection and transmission spectrum of DBR, in which there is defect layer, the wavelength is 640nm and period is 16, are simulated. The experimental results indicate that the reflectivity of the system is significantly increased as the incident angle is 28 or 35. Therefore, another effective method of enhancing the extraction efficiency of LED can be found.
