基于飞秒激光瞬态热反射技术的界面热导测量

摘要:随着电子技术的发展,电子芯片散热已经达到极限,芯片的散热研究迫在眉睫,本篇文章采用飞秒激光瞬态热反射技术,分别测量了铝与石墨(GAl/g)以及铝与表面氧离子照射的石墨(GAl/O-g)之间的界面热导,实验结果表明,经过氧离子照射的石墨与铝之间的界面热导提高了接近30%,并且还发现调制频率较低时,调制频率的变化对于界面热导的测量影响较小。

Measurement of thermal boundary conductance based on femtosecond laser transient thermoreflectance technique
Abstract:With the development of electronic technology, chip cooling has reached its limits, the research of the chip's heat dissipation is imminent. In this article, the thermal boundary condunctance of aluminum- graphite (GAl/g)and aluminum-graphite that has been oxygen treated(GAl/O-g) were measured by femtosecond transient thermoreflectance technology, the results show that the thermal boundary conductance GAl/O-g increase by close to 30%, and when the modulation frequency is low, the change of the modulation frequency will be no effect on the thermal boundary conductance
