超声辅助纳米银膏无压烧结的微观组织及接头可靠性

摘要:近些年来,纳米银焊膏的烧结工艺已经成为了世界的一个研究热点。本篇论文论述了功率超声对无压烧结的纳米银焊膏组织及接头可靠性的影响。功率超声是基于一种新型的银焊膏引入烧结工艺的。用扫描电镜观察烧结银的微观组织、断口形貌、界面连接情况,用推拉力测试仪得到了接头的剪切强度。几项结果均表明功率超声不仅能显著提高烧结银的致密度,而且还能改善接头的剪切强度和转变接头的断裂模式,进而提高接头的连接性能及可靠性。

Research on the microstructure and reliability of sintering pressureless nano-silver paste with ultrasonic vibration
Abstract:In recent years, sintering nano-silver paste has become a worldwide popular technology. This paper presents the effect of ultrasonic vibration on the microstructure and mechanical properties of pressureless sintered nano-silver joints. Ultrasonic wave (USW) has been introduced based on a new type of nano-silver paste. SEM was used to observe the microstructure, fracture and interface. The results have shown that ultrasonic vibration can not only increase the density of sintered silver, but also transfer the fracture mode of joints to cohesive failure. Ultrasonic vibration could reduce the transition zone, thus improving the reliability of joints.
