光通信波段硅基纳米线阵列探测器的设计与优化

摘要:硅基光电探测光通信波段硅基纳米线阵列探测器的设计与优化器在光通信、光互连等领域有着非常重要的应用。光通信技术的不断发展对光接收设备提出了越来越高的要求,要求光电探测器具有更快的响应速度、更小的暗电流。纳米线具有独特的结构和物理特性,设计硅基纳米线阵列探测器,调整纳米线阵列的DP比与直径,纳米线阵列光电探测器的峰值吸收波长可以固定在1550nm处,得到光生电流密度与吸收谱符合得很好,较好的纳米线阵列结构下的响应度,并高出薄膜探测器数倍。

Design and Optimization of Silicon Based Nanowire Array Detector in Optical Communication Band
Abstract:The design and optimizer of silicon-based PIN junction photodetector in optical communication band has very important applications in optical communication, optical interconnection and other fields. With the development of optical communication technology, higher and higher requirements are put forward for the optical receiving equipment, which requires the photodetector to have faster response speed and smaller dark current. The nanowires have unique structure and physical properties. A silicon based nanowire array detector is designed to adjust the DP ratio and diameter of the nanowire array. The peak absorption wavelength of the nanowire array photodetector can be fixed at 1550nm, and the photo generated current density is in good agreement with the absorption spectrum, and several times higher than the film detector.
